Selfheating, SPICE, power BJTs, electrothermal models
In the paper a lumped electrothermal model of power bipolar transistors (BJTs) dedicated for SPICE is proposed. The correctness of this model was verified experimentally in all ranges of the BJT operation. Two transistors – BD285 and 2N3055 were arbitrary selected for investigations. A good agreement between the measured and calculated characteristics of these transistors was observed.
